Flip Chip

In flip-chip bonding, the bare IC is mounted, active side down, directly on the substrate. Hence its name “flip-chip”. The bumps that are required can be either on the IC or on the substrate. The benefit over wire bonded IC’s lies in the smaller dimensions and in the shorter traces. In addition, there are flip-chip processes based on adhesive bonding (NCA, ICA, ACA).
